Drone Applications Place Stringent Requirements on MOSFETs

  1. High power density and high current loading: Heavy-duty drone motors have high power, and MOSFETs need to have both high current carrying capacity and high-power density to reduce the size of the system

  2. Low-impedance high-speed switching: MOSFETs with low on-resistance can reduce conduction losses, help improve system efficiency and battery life, and their fast-switching characteristics facilitate fast response of motor control signals, effectively ensuring accurate control and smooth flight

  3. High-current quick breaking: When the drone is rapidly increasing (decreasing) or stalling, the current will increase instantaneously, so the MOSFET is required to have a wide SOA and high-current fast shutdown capability to avoid equipment stalling

To meet the stringent requirements of UAV applications for system efficiency, safety and reliability, the 30 ~ 150V MOSFET product portfolio recommended by Curve Semiconductors this time has been better trade-off, and the on-resistance has been further optimized under the premise of maintaining low Qg. When VGS=10V, the on-resistance range of this series of products is 0.43mΩ ~ 3.4mΩ, and the FOM value is 48 ~ 330.

Measured Data Results

After adjusting the gate RC ratio (Rg=110Ω,Cg=1nF), the rise time is kept close to the initial state, and the ringing problem is optimized. After 15 minutes of synchronous test burn-in, the MOSFET test case temperature was 41.3°C at an ambient temperature of 23°C.

The down-tube DS waveform rise time is increased from 50nS to 80nS and the dead time is 420nS.
